Resolvecall doorstepping for statute barred, 15 year old phonebill

Hey, spent a long time getting rid of bad decisions in the mid oughts, and am now in a good space with my credit rating, and finally had a CCJ drop off my file last year. The CCJ came out of the blue 6 years or so ago, and was for a phone bill from Orange, for about £200 from an account that I lost track of after moving house a few times in 2008. The amount had apparently been passed through various debt collectors and was now up to c. £1300, with no record of how it was this inflated. 
I thought this had gone away, until a "we tried to contact you but no one was in" letter was put through the door today.

Does anyone know what my rights are on this? I could in theory pay this, but am still frustrated that it has been turned into such a gigantic amount from such a small one. I've also spent 6 years with bad credit, and now I'm being doorstopped again? Are they able to still chase this? Can they do another CCJ? Send a Baliff? or are they relying on the embarrassment of debt collectors harassing my wife and neighbours?
